Electro-Thermal Analysis of VCSELs with Multi- Mesa Structures Using 3D Self-Consistent Simulations

چکیده :
We present a comprehensive electro-thermal analysis of vertical-cavity surface-emitting lasers (VCSELs) featuring segmented mesa structures. Using a three-dimensional finite element method (FEM) with self-consistent electrical and thermal coupling, we investigate the impact of mesa segmentation on thermal resistance, electrical resistance, current density distribution, and temperature profiles. The proposed design replaces a conventional single-mesa VCSEL with segmented configurations consisting of 3, 5, and 7 mesas. Simulation results reveal that increasing the number of mesas significantly reduces the peak operating temperature, by up to 30 K, and improves both heat spreading and current uniformity. Thermal resistance is reduced by more than 20%, and electrical resistance also decreases due to improved current injection and increased effective conduction area. Overall, this design approach offers a practical and fabrication-compatible solution for enhancing the thermal reliability and efficiency of VCSELs, particularly in high-power and thermally demanding applications.
